溶胶-凝胶法制备Ag掺杂ZnO薄膜及其在薄膜太阳能电池中的应用

摘要本文采用溶胶凝胶法制备具有优良性能的 ZnO:Ag 薄膜。实验利用原子力显微镜,紫外可见光分光光度计,荧光分光光度计,电化学工作站和紫外高压汞灯等测试仪器, 研究不同的Ag 掺杂浓度对薄膜的电学性能 (电阻率) 和光学性能 (透过率,荧光光谱)的影响规律,为 ZnO 薄膜在太阳能电池方面的应用探索基础。根据严格耦合波理论,本文建立了非晶硅太阳电池仿真模型,计算了 Ag 掺杂 ZnO薄膜作为窗口层时的太阳电池参数。与纯 ZnO薄膜相比,4%Ag 掺杂的 ZnO薄膜作为窗口层的电池光电转换效率提高了2.47%。 本文的研究结果表明 Ag 掺杂 ZnO薄膜同时具有高电导率与高透过率,是太阳能电池窗口层的理想选择之一。60450 毕业论文关键词 银掺杂氧化锌薄膜 溶胶-凝胶法 光电性能 太阳电池 Title Characteraction of Ag-doped ZnO thin film synthesizedby sol-gel method and its application in thin film solar cellsAbstractIn this paper, I used sol-gel method to prepare Ag-doped ZnO thin filmswith good electrical and optical properties. The study builtup the foundation of applications of ZnO thin film in solar cells. Accordingto the rigorous coupled-wave theory, I built the simulation model of a-Sisolar cells and calculated the parameters of that model when Ag doped ZnOthin film act as the window layer. Compare to pure ZnO, 4% Ag-doped ZnOthin film can greatly improve the absorption of the cells. Energyconversion efficiency improvement of 2.47% is obtained with 4% Ag dopedZnO thin film. The result indicated that Ag doped ZnO thin film retainshigh conductivity and high transmittance simultaneously, which is one ofthe optimal options of the material of solar cells’ window layer.
