摘要倾斜沉积是一种新型的薄膜沉积技术。通过制备过程中基片的旋转和倾斜,可以得到不同结构的雕塑薄膜,并且在雕塑薄膜中存在双折射现象。雕塑薄膜由于其具有光学各向异性的特点,因此可以实现许多传统薄膜无法实现的光学性质,为光学薄膜的设计与制备开辟了新的途径。本论文介绍了雕塑薄膜的应用前景,阐述了薄膜的生长过程和薄膜技术的发展历史,综述了雕塑薄膜的生长理论及其制备方法,并且分析了不同的基底温度、蒸发速率、离子源能量、充氧量和沉积角度等各种工艺参数对雕塑薄膜的厚度及折射率的影响,为镀制均匀性良好的雕塑薄膜提供了依据。

Title Study on Sculptured Thin Films and Preparation Methods
Abstract
Glancing angle deposition is a new technology for thin film preparation.The sculptured thin film(STF)with a variety of shape can be prepared by substrate rotating and sloping into glancing angle during process.In addition,birefringence occurs in the sculptured thin films.Sculptured thin films have the characteristics of optical anisotropy, so they can have optical properties that the traditional thin films can’t possess.This opens up a new way to design and prepare the optical films.In this paper, potential application of sculptured thin film was described, the process of growth and the development history of thin film technology was expounded, and the growth theory and preparation methods of the STF was summarized. The different kinds of preparation parameters, such as substrate temperature, the rate of evaporation, ion source energy, oxygen quantity and the glancing angle influenced on the thickness and refractive index of the STF was analyzed. The results can provide the basis for preparing the sculptured thin films with good uniformity.
