摘要均匀微米级的Sn-Bi合金球焊料在科学领域、电子封装、新能源及化工等多个领域得到了非常广泛的运用。在制备方法中以本文中所用的均匀射流法制备最为高效快捷。本文中以功率超声为振动系统来实现均匀射流,以特定频率的扰动是下落的Sn-Bi合金液滴按该频率相互分离的从微孔中喷出。最终在表面张力的作用下形成球体。该方法可以满足制备球粒直径均匀,圆球度高等优点的焊球的需要。85084

本课题将主要研究功率超声制备Sn-Bi合金球粒设备的设计及优化。通过功率超声对合金液体施加压力,使金属液通过微孔喷射装置,在冷却装置中得到表面光滑球粒细小的合金球粒。初级阶段的装置在2000W超声功率下,280℃的Sn-Bi合金从微孔铁片中喷出,通过空冷冷却成形。但由于高度受限最终形成不规则的Sn-Bi合金片状固体。而后设计采用水冷装置,其他条件不变,但最终成形效果也不好,呈圆片状。在实验装置优化阶段对装置的坩埚进行了改善采用恒温设计,在冷却装置部分采用阶梯油冷装置。最终在2000W超声功率下,280℃的Sn-Bi合金从不锈钢针头处喷出,在180℃热油中成形,在25℃冷油中凝固形成大小在740μm的Sn-Bi焊球。后期未使装置实现连续化生产还将优化超声装置工作头,使其由球型辐射改为平板型辐射。坩埚方面设计进料装置帮助连续化生产,优化阶梯油冷装置最终满足生产要求实现生产。

This topic mainly studies the design and optimization of Sn-Bi alloy pellet equipment by power ultrasound。 By power ultrasonic pressure applied to the liquid alloy, the metal liquid through pores 。The liquid metal in the hot oil cooling slowly to get the smooth surface of metal particles small alloy spheres 。Primary stage device in ultrasonic power of 2000W, 280 degrees of Sn Bi alloy ejected from the porous iron, through air cooling forming。 However, due to the high degree of confinement and ultimately the formation of irregular Sn-Bi alloy sheet。And then the design of the water cooling device, other conditions unchanged, but the final effect is not good。it is a round。In the experiment device, the crucible of the device is improved by using constant temperature design, and the step oil cooling device is adopted in the cooling device。in the final,in ultrasonic power of 2000W , Sn-Bi alloy 280 ℃ from stainless steel needles at the discharge, formed in 180 ℃ hot oil, solidified at 25 ℃ cold oil is formed in the Sn-Bi solder ball size of 740μm。。 In the later period, the device can not make the device to realize the continuous production, and the working head of the ultrasonic device can be optimized。 The crucible aspect is designed to aid the continuous production, and the optimization step oil cooling device can meet the production requirement。
