摘要薄膜太阳能电池是未来的太阳能电池主流产品,可广泛应用于大型太阳能电站及航空航天等军事用途,有着巨大的市场需求。利用ZnO制成的透明导电薄膜,具有压电、气敏、光电、透明导电等性能,并具有良好的透光性。ZAO(掺铝氧化锌)是近年来才出现的新型透明导电材料,其电阻率可降低到10-4Ω•cm[1],并且薄膜的稳定性也得到提高,在薄膜太阳能电池中有着广泛的应用。
本论文以氧化锌的光电特性为基础,运用室温溶胶凝胶技术和热处理工艺,制备出不同厚度、不同铝离子掺杂比例的氧化锌薄膜。并通过扫描电子显微镜(SEM)对薄膜的结构、形貌进行了表征;通过紫外-可见光分光光度计对薄膜的透光性能进行了研究,另外再使用电化学工作站研究了薄膜的电学性质。结果表明,在热处理温度为500℃时,铝离子掺杂比例为3%的氧化锌薄膜的光电性能最好。关键词 氧化锌薄膜 光电特性 溶胶-凝胶法 铝离子掺杂 透光率9221

Title The photoelectric characteristic of Aluminum doped zinc oxide thin film and its application in solar cells
Abstract
Thin film solar cell is the future of the solar battery mainstream product, which has a huge market demand. It can be widely applied to large-scale solar power plant and military applications. The transparent conductive film that made by ZnO has piezoelectric, gas, optoelectronics, transparent conductive materials performance, and has good transmission. ZAO (aluminum doped zinc oxide)is the new transparent conductive material in recent years, the resistivity can be reduced to 10-4Ω•cm[1], and the stability of the films has also improved. It has a wide range of applications in the thin film solar cell.
Base on optical and electrical properties of zinc oxide, the aluminum doped zinc oxide films of various thickness and doping ratio have been prepared by using the room temperature sol-gel technology and heat treatment process. The film structure and morphology were characterized by scanning electron microscopy (SEM). The transmittance of the films was studied by UV-visible spectrophotometer, and the electrical property of the films was measured by the electrochemical workstation. The results show that, zinc oxide thin film has the best photoelectric performance when the heat treatment temperature is 500 ℃ and aluminum ion doping ratio is 3%.
